三菱電機、世界初 単結晶ダイヤモンド放熱基板を用いたマルチセル構造のGaN-HEMTを開発
移動体通信基地局や衛星通信システムの低消費電力化に貢献
東京, 2019年09月02日 - (JCN Newswire) - 三菱電機株式会社は、国立研究開発法人産業技術総合研究所(以下、産総研)集積マイクロシステム研究センターとの共同研究により、高い熱伝導率を持つ単結晶ダイヤモンドを放熱基板に用いたマルチセル構造※1のGaN-HEMT※2を世界で初めて※3開発しました。移動体通信基地局や衛星通信システムに搭載される高周波電力増幅器の電力効率の向上により、低消費電力化に貢献します。
なお、本開発成果の詳細は、SSDM※4 2019(9月2日~5日、於:名古屋大学)で9月4日に発表します。
開発の特長
1. 世界で初めて、マルチセル構造のGaN-HEMTを単結晶ダイヤモンド基板へ直接接合
世界で初めて、トランジスタを並列に8セル組み合わせたマルチセル構造のGaN-HEMT層を、産総研が開発したナノ表面改質層を介した常温接合法により、熱伝導率の高い単結晶ダイヤモンド(熱伝導率1900W/m・K)の放熱基板に直接接合
2. GaN-HEMTの出力密度・電力効率の向上により、省エネに貢献
単結晶ダイヤモンド基板により放熱性を高め、GaN-HEMTの上昇温度を211.1度から35.7度に低減※5し、トランジスタ当たりの出力は2.8W/mmから3.1W/mmへ約10%増加※5、電力効率は55.6%から65.2%に向上※5し、省エネに貢献
